SiC FETs in TOLL Packaging


750V SiC FETs from the UJ4C/SC series are now available in the popular surface-mount TO-leadless (TOLL) package with typical on-resistance (at 25°C) of 5.4mΩ up to 60mΩ. With industry-leading efficiency and high switching frequency, they are ideal for use in space-constrained applications such as AC/DC power supplies ranging from several 100s of watts to multiple kilowatts, as well as solid-state relays and circuit breakers up to 100A.

These Gen 4 SiC FETs offer unmatched performance across the main figures of merit (FOM) for on-resistance and output capacitance. The devices have 4-10x lower on-resistance than competing best-in-class Si MOSFETs, SiC MOSFETs and GaN transistors. TOLL-ISO-with-dimensions.pngThe TOLL package is 30% smaller in footprint than the D2PAK with a size of 10mm x 11.7mm. Also, at 2.3 mm the TOLL is half the height of D2PAK, which affords additional fin height to the heatsink in the thermomechanical design.
